  I second Bit Titan, but ONLY for mailboxes. As for groups, teams, SharePoint sites etc., I think you can simply just export the groups as a CSV and then import it them using the AAD/O365 portal. To actually get all the data in there, you can use Microsoft’s own tool, Mover.io and migrate SharePoint sites (I think you might even be able to create the sites in the new tenant using mover.io itself with no Powershell...   In this Ex2003 environment, what are the mailbox sizes? It's been some time since I had to manage a 2003 environment, though back then mailboxes sizes were fairly small compared to today. Ex2003 just didn't scale large mailboxes very well. 50 or 100mb were common limits at the time. So if the mailbox sizes are small, Exmerge can likely get the job done.
